What is Ceramics capillary?

Ceramic capillary is an axisymmetric ceramic tool with a vertical center hole. It is used as a welding tool in the wire bonding process in the field of chip packaging. It belongs to precision microstructure ceramic materials.
In IC packaging, the connection between the chip and the lead frame (substrate) provides a circuit connection for the distribution of power and signals. There are three ways to achieve internal connection: flip chip welding, automatic tape welding and wire bonding.

As a welding needle of the bonding machine, the ceramic capillary forms a good electronic interconnection between the pad and the pin through the copper wire, silver wire, gold wire and other conductive wires of the ceramic splitter, thereby preventing impurities in the outside world from corroding the chip, etc. Ceramic capillary is suitable for welding of diodes, triodes, thyristors, LEDs, surface acoustic waves, chips and other circuits.

Ceramic capillary are made of alumina materials, and zirconium oxide (ZrO2) is generally added to increase the toughness and wear resistance of the splitter material, that is, toughened alumina (ZTA). Compared with splitters made of other materials such as tungsten carbide and titanium, ceramic splitters have the advantages of high hardness, high mechanical strength, fine grains, high surface finish, high dimensional accuracy, and long service life. Ceramic capillary are widely used in the bonding and welding of circuits such as thyristors, surface acoustic waves, LEDs, diodes, triodes, and IC chips, playing an extremely important role.
